AbstractThe output power and operating (bias) point for 80‐100‐GHz GaAs TED oscillators have been investigated for temperatures between 300 and 40d̀ K. It is shown experimentally that the power can be increased by as much as nearly four times by cooling the oscillator. The thermal design of the oscillator was studied for GaAs and InP TED oscilla
