摘要:
AbstractAls effektiver bandkantennaher Übergang in Si‐dotiertem n‐Ga1–xAlxAs (x ∼0,8) tritt in der Katodolumineszenz bei T = 80 K die Rekombination eines freien Loches mit einem gebundenen Elektron auf. Die Effizienz dieser Bande wird durch einen 300 meV niederenergetischeren Paarstrahlungsübergang beeinflußt. Unter Bedingungen einer steigenden hohen Anregungsdichte wird die Paarstrahlung zugunsten der Frei‐Gebunden‐Emission getilgt. Beide Lumineszenzpeaks verschieben sich in Richtung kurzwelliger Strahlung, das Paarband um etwa 45 meV, der Frei‐Gebunden‐Übergang um etwa 3 meV. Die Erscheinungen werden auf der Basis eines Dreizentren‐Auger‐Prozesses, an dem die auf Akzeptorzuständen eingefangenen Löche

摘要:
AbstractPhysical reasons are considered which are responsible for dislocation formation in crystals grown by different ways, i. e. by Czochralski's, Stepanov's, Kyropoulos's, Verneuil's, Bridgman's, Stockbarger's methods and floating zone technique. Equations are presented allowing to evaluate the dislocation density in pure crystals prior to testing. The conditions for obtaining dislocation free crystals have been considered. The equations for dislocation density evalution have been compared with the experimental results of different authors. Thermal stresses have been proved to be the main source of dislocation formation, and the equations corresponding to this mechanism in most cases enable to predict the dislocation density with the error being a factor of 1–

AbstractThe crystallization in GeO2‐NaCl‐H2O, CdO‐NaOH(NaCl)–H2O.
